We investigated the effects of annealing on the electrical and thermal properties of ZTO/4H-SiC heterojunction diodes. A ZTO thin film layer was grown on p-type 4H-SiC substrate by using solution process. The ZTO/SiC heterojunction structures annealed at 500℃ show that Ion/Ioff increases from ~5.13×107 to ~1.11×109 owing to the increased electron concentration of ZTO layer as confirmed by capacitance-voltage characteristics. In addition, the electrical characterization of ZTO/SiC heterojunction has been carried out in the temperature range of 300∼500 K. When the measurement temperature increased from 300 K to 500 K, the reverse current variation of annealed device is higher than as-grown device, which is related to barrier height in the ZTO/SiC interface. It is shown that annealing process is possible to control the electrical characteristics of ZTO/SiC heterojunction diode.
Power semiconductor device has a very long history among semiconductor, since the invention of low-pressure bipolar transistor 1947, and so far from small capacity to withstand voltage-current, high-speed and high-frequency characteristics have been developed with high function. In this study, the PWM IC Switch to the main parts used in IGBT (insulated gate bipolar transistor) for the low power loss and high drive capability of the simulator to Synopsys`` T-CAD used by the 1,700 V NPT Planar IGBT, 1,700 V FS was a study of the Planar IGBT, the results confirmed that IGBT 1,700 V FS Planar is making about 11 percent less than the first designed NPT Planar IGBT.
This paper was proposed the theoretical research and optimal design 3,000 V IGBT for using electrical automotive, high speed train and first power conversion. To obtaining 3,000 V breakdown voltage, the design parameters was showed 160 Ω·cm resistivity and 430 ㎛ drift length. And to maintain 5 V threshold voltage, we obtained 6.5×1013 cm-2 p-base dose. We confirmed 24 ㎛ cell pitch for maintain optimal on state voltage drop and thermal characteristics. This 3,000 V IGBT was replaced to thyristor devices using first power conversion and high speed train, presently.
This paper was proposed the theoretical research and optimal design 3000V super junction NPT IGBT for using electrical automotive and power conversion. Because super junction IGBT was showed ultra low on resistance, it was structure that can improve the thermal characteristics of conventional NPT IGBT. The electrical characteristics of super junction NPT IGBT were 2.52 V of on state voltage drop, 4.33 V of threshold voltage and 2,846 V breakdown voltage. We did not obtaing 3,000 V breakdown voltage but we will obtain 3,000 V breakdown voltage through improving p pillar layer. If we are carried this research, This device will be used electrical automotive, power conversiton and high speed train.
In this paper, EPR (ethylene propylene rubber) insulation material was accelerated degradation test at 121℃, 136℃, 151℃, and experiment the typical EAB (elongation at break) at mechanical characteristics analysis. It is shown that the failure-time at the point of 50% of the initial value of Elongation rate to obtain the activation energy. The failure-time was shown each 5,219 hr, 3,165 hr, and 668 hr at three temperatures. In order to derive the activation energy, Arrhenius methodology was applied. Also, we got the Arrhenius plot from three accelerated temperatures. The activation energy values got 0.98 eV from EAB test. The experimental data were evaluated for estimating the probability density, and the suitable distribution by using statistical program MINITAB. It is shown that EAB data by the acceleration thermal degradation is most suitable for the Weibull distribution.
Some insulating materials are tested and analyzed with variables to obtain the reliable pressboard which is located to core and coil of high voltage transformer. The high voltage transformer is used in electrical power system and operating reliability. Optimization possibility of pressboard shape including electrical insulation performance could be achieved by analysis simulation. Using insulating pressboard, which is made by mold applied eddy current loss, it could be measured the influences of moisture content for electrical properties. As a result, it is to contribute to improve the performance and ensure the reliability of the pressboard by investigating electrical strength according to the variation oil temperature. In addition pressboard thickness is important design factor to ensure electrical strength in high voltage transformer.
We proposed and demonstrated a simultaneous measurement method to detect the refractive index and temperature of a medium using a side-polished fiber involving FBG (fiber Bragg grating). The temperature of a medium was obtained by using the Bragg wavelength shift of FBG, while the refractive index of medium were calculated by using the transmission loss. The Bragg wavelength is independent on the refractive index of the covering medium placed on surface of side-polished fiber, while the transmission loss at off-Bragg wavelength highly depends on the environmental temperature because of thermo-optic effect of the medium.
We fabricate a single particle-microcapsule type electronic paper using electrophoresis, which is different with a reported dual particle-microcapsule type and of which electro-optical researches are not reported. So we analyzed a basic properties, such as reflectivity, response time, and driving voltage. Our display panels having various cell-gaps of 30 ㎛, 34 ㎛, 38 ㎛, 42 ㎛, and 46 ㎛ are inspected. As a results, a driving voltage is defined to 10 V and desirable cell-gap is 30 ㎛ or 34 ㎛. Considering a mechanical strength, the optimum cell-gap is 34 ㎛ for the single particle type electronic paper.
We propose a three-electrode type electronic paper display and its fabrication process to realize single color at the same display panel. We establish a fabrication process with the mixing of electronic ink, loading of this ink, electronic ink assembly, packaging and driving. Also, we discuss an operating principle of this panel and the induced image reversal phenomenon by electric field area of the lower electrodes. This phenomenon is not occurred for the panel having 10 ㎛ electrode space. By this pixelation structure like this three-electronic paper display, a single color realization without color filter is possible and various kind of color is defined by a dye selection for charged particles and electrically neutral fluid.
This study examined the size and shape of the nano-silver particle through the analysis of electrical resistance when synthesizing nano-sized silver by using the chemical liquid reduction. Changes in particle behaviors formed according to the changes in electronic characteristics by electric resistance in each time period in the beginning of reduction reaction in a course of synthesizing the nano-silver particle formation were studied. In addition, analysis was conducted on particle behaviors according to the changes in concentration of AgNO3 and in temperature at the time of reduction and nucleation and growth course when synthesizing the particles based on the particle behaviors were also examined. As the concentration of AgNO3 increased, the same amount of resistance of approximately 5 Ω was increased in terms of initial electronic resistance. Furthermore, according to the result of formation of nuclear growth graph and estimation of slope based on estimated resistance, slops of 6.25×10-3, 2.89×10-3, and 1.85×10-3 were derived from the concentrations of 0.01 M, 0.05 M, and 0.1 M, respectively. As the concentration of AgNO3 increased, the more it was dominantly influenced by the nuclear growth areas in the initial phase of reduction leading to increase the size and cohesion of particles. At the time of reduction of nano-silver particle, the increases of initial resistance were 4 Ω, 4.2 Ω, 5 Ω, and 5.3 Ω, respectively as the temperature increased. As the temperature was increased into 23℃, 40℃, 60℃, and 80℃, slopes were formed as 4.54×10-3, 4.65×10-3, 5.13×10-3, and 5.42×10-3 respectively. As the temperature increased, the particles became minute due to the increase of nuclear growth area in the particle in initial period of reduction.
At present, the development of a detection device in order to prevent accidents due to wire deterioration in the distribution lines is required. Distribution line is not possible to check the internal state in a normal way because it is covered with the coating. Accordingly, various eddy current techniques that is the non-destructive test (NDT) techniques have been applied to solve this problem. In this paper, we have seen examining the characteristic change of the eddy current sensor according to the simplified shape of the sensor in order to solve the problems for the simplified shape that is generated when the simulation for the shape of the eddy current sensor.
Since LEDs (light emitting diodes) have many advantages as a light source in vehicle headlamp, such as good reliability, energy and space saving, and flexible headlamp design. On the other hand, the dependence of its performance and life on temperature have great influence on its practical use. In this study, design and fabrication of heat sink for vehicle LED headlamp were performed using thermally-conductive plastics. This study focused on the effective heat sink structure with limited space in the vehicle LED headlamp. We designed two different prototype of heat sink by thermal simulation using SolidWorks program, which had excellent temperature characteristics. The two different prototype of heat sink were fabricated by injection molding with thermally-conductive plastics. The results showed that LED Tj (junction temperature) of sample B (model 1) and sample C (model 1, 2) was below then 165℃ when applying the thermally-conductive plastics in heat sink of vehicle LED headlamp.
