Resistive Switching Effects of Zinc Silicate for Nonvolatile Memory Applications

Resistive switching behaviors of a co-sputtered zinc silicate thin film (ZnO and SiO2 targets) have been investigated. We fabricated an Ag/ZnSiOx/highly doped n-type Si substrate device by using an RF magnetron sputter system. X-ray diffraction pattern (XRD) indicated that the Zn2SiO4 was formed by a post annealing process. A unique morphology was observed by scanning electron microscope (SEM) and atomic force microscope (AFM). As a result of annealing process, 50 nm sized nano clusters were formed spontaneously in 200~300 nm sized grains. The device showed a unipolar resistive switching process. The average value of the ratio of the resistance change between the high resistance state (HRS) and the low resistance state (LRS) was about 106 when the readout voltage (0.5 V) was achieved. Resistance ratio is not degraded during 50 switching cycles. The conduction mechanisms were explained by using Ohmic conduction for the LRS and Schottky emission for the HRS.

Development of Red CaAlSiN3:Eu2+ Phosphor in Glass Ceramic Composite for Automobile LED with High Temperature Stability

Red phosphor in glasses (PiGs) for automotive light-emitting diode (LED) applications were fabricated with 620-nm CaAlSiN3:Eu2+ phosphor and Pb-free silicate glass. PiGs were synthesized and mounted on high-power blue LED to make a monochromatic red LED. PiGs were simple mixtures of red phosphor and transparent glass powder. After being fabricated with uniaxial press and CIP at 300 MPa for 20 min, the green bodies were thermally treated at 550℃ for 30 min to produce high dense PiGs. As the phosphor content increased, the density of the sintered body decreased and PiGs containing 30% phosphor had a full sintered density. Changes in photoluminescence spectra and color coordination were studied by varying the thickness of plates that were mounted after optical polishing. As a result of the optical spectrum and color coordinates, PiG plate with 210 μm thickness showed a color purity of 99.7%. In order to evaluate the thermal stability, the thermal quenching characteristics were measured at temperatures of 30~150℃. The results showed that the red PIG plates were 30% more thermally stable compared to the AlGaInP red chip.

Synthesis of Electro-conducting Macroporous Aluminosilicate-Carbon Nanocomposite

Recently, macroporous ceramic materials with high electrical conductivity and mechanical strength are urgently needed for semiconductor and display manufacturing devices. In this work, we obtained electro-conducting macroporous aluminosilicate ceramics having surface resistivity of 108~1,010 ohm by dispersing electro-conducting carbon in ceramic matrix. By addition of 0.5~3.0 wt% frit glass, chemical bonding between grains was strengthened, and flexural strength was enhanced up to 160 MPa as a result. We evaluated the characteristics of present ceramics as vacuum chuck module for liquid crystal display display manufacturing devices.

A conductive oxide-based sapphire glass indium tin oxide/metal electrode and the optical coating, through patterning process was studied in excellent optical properties and integrated touch panel has a high strength. Indium tin oxide conductive oxides of the sapphire glass to 0.3 A at DC magnetron sputtering method of 10 min, gas flow Ar 10 Sccm Ar, O2 1.0 Sccm the formation conditions of the thin film after annealing at 550℃ for 30min was achieved through a 86% transmittance. In addition, the coating 130 nm hollow silica sol-gel was to improve the optical transmittance of the indium tin oxide to 91%. For the measurement by the modeling hollow silica sol by Macleod simulation and calculated the average values of silica part to the presence or absence in analogy to actual. Refractive index value and the actual value of the material on the simulation the transmittance difference is it does not completely match the air region similar to the actual value (transmission) could be confirmed that the measurement is set to a value of between 5 nm and 10 nm

Electrical Properties of Vanadium-doped Lanthanium Silicates for SOFCs

In this paper to improve the ionic conduction properties, lanthanum silicate apatite La9.33(SiO4)6O2 ceramic, which substituted by V ions at Si-site, were fabricated by the mixed-oxide method. And we investigated the structural and electrical properties of La9.33(Si6-□v□)6O26 specimens with variation of dopants for the application of solid oxide fuel cells. The sintering temperature of La9.33(Si6-□v□)O26 specimens decreased from 1,600℃ to 1,400℃. As results of X-ray diffraction patterns, all La9.33(Si6-□-□)O26 specimens showed the formation of a complete solid solution in a apatite polycrystallin structure. But the specimens doped with more than 1.5mol% showed the second phase, La2 SiO5 and SiO2. The specimen dopants with 1.0 mol% showed the maximum ion conductivity. Ion conducting and activation energy of the La9.33(Si5V1)O26 specimens were about 7.8×10-4 S/cm 1.62 eV at 600℃, respectively.

Insulation Materials : A Study on Electrical Insulation Breakdown and Tensile Strength for Epoxy/Spherical Silica Composites

In order to develop a high voltage insulation material, spherical silicas with two average particle sizes of 5 μm and 20 μm were mixed in different mixing ratios (1:0, 0.7:0.3, 0.5:0.5, 0.3:0.7, 0:1) and their total filling content was fixed at 65 wt%. In order to observe the dispersion of the spherical silicas and the interfacial morphology between silica and epoxy matrix, field emission scanning electron microscope (FE-SEM) was used. The electrical insulation breakdown strength was estimated in sphere-plate electrodes with different insulation thicknesses of 1, 2, and 3 mm. Electrical insulation breakdown strength decreased with increasing mixing ratio of 5/20 μm and the thickness dependence of the breakdown strength was also observed. The tensile strength of the neat epoxy was 82.8 MPa as average value and its increased with decreasing particles size and that of epoxy/silica (2 μm) was 107 MPa, which was 130.8% higher value.

Nano and Oxide Electronics : The Synthesis and Optical Properties of Silica Coated CdSe/ZnS QDs

The water soluble quantum dots (QDs) are synthesized by the phase transfer and silica coating reaction. The photoluminescence intensity of silica-coated QDs are mainly affected by the amount of phase transfer agent, SDS (sodium dodecyl sulfate), and the maximum value is obtained at the cmc (critical micell concentration) concentration of SDS in the phase transfer reaction. Based on fluorescence spectra and field emission transmission electron microscope (FETEM), the energy transfer rate by forster resonance energy transfer (FRET) is increasing with the thickness of the silica shell coated on CdSe/ZnS QDs.

In order to develop electrical insulation materials, epoxy-nanosilica-microsilica mixture composites (ENMC) was synthesized, and mechanical properties such as their tensile and flexural strength, and AC insulation breakdown strength were investigated. Properties of mechanical strength and AC insulation breakdown strength are analyzed as scale and shape parameter with respect to weibull plot. Their tensile and flexural strength, AC insulation breakdown strength were compared original epoxy or EMC to ENMC. The 4 phr nano-silica addition and the 65 wt% micron-silica mixture composite (ENMC) was found to have the highest tensile and flexural strength. In the tensile strength was improved 29%, and flexural strength was improved 60.9% higher than those of the original epoxy. In the insulation breakdown strength, ENMC_4 phr was improved 17% and ENMC_5 phr was improved 15.8% higher than those of the EMC.

Insulation Materials : Thermal, Electrical Properties for Epoxy/Microsilica/Nanosilica Composites

The epoxy/micro-and nano-mixed silica composites (EMNC) systems were prepared and the AC insulation breakdown strength was evaluated. Glass transition temperature (Tg) and crosslink density were also measured by dynamic mechanical analyzer (DMA) in order to correlate them with the electrical and mechanical properties, and the effect of silane coupling agent on the electrical properties was also studied. Electrical properties and crosslink density of epoxy/micro-silica composite were noticeably improved by addition of nano-silica and silane coupling agent, and the highest breakdown strength was obtained by addition of 0.5~5phr of nano-silica and 2.5phr of silane coupling agent, and the highest tensile and flexural strength were obtained by addition of 2.5phr of nano-silica.

Nano Materials and Devices : The Synthesis and Characterization of Mesoporous Microbead Incorporated with CdSe/ZnS QDs

The spherical mesoporous silica is synthesized and incorporated with CdSe/ZnS quantum dots(QDs) for preparing micro beads to detect toxic and bio-materials with high sensitivity. The spherical silica beads with the brunauer-emmett-telle(BET) average pore size of 15 nm were prepared with a ratio 1, 3, 5-trimethylbenzen, as a swelling agent, to the block-copolymer template surfactant of over 1 and under vigorous mixing condition. The surface of spherical mesoporous silica is modified using octadecylsilane for incorporating QDs. Based on photoluminescence(PL) spectra, the relative brightness of mesoporous silica beads incorporated with 10 nM of QDs is 79,000 times brighter than that of Rodamine 6 G.

Synthesis of Li2MnSiO4 was attempted by the conventional solid-state reaction method, and the phase formation behavior according to the change of the calcination condition was investigated. When the mixture of the three source materials, Li2O, MnO and SiO2 powders, were used for calcination in air, it was difficult to develop the Li2MnSiO4 phase because the oxidation number of Mn2+ could not be maintained. Therefore, two-step calcination was applied: Li2SiO3 was made from Li2O and SiO2 at the first step, and Li2MnSiO4 was synthesized from Li2SiO3 and MnO at the second step. It was easy to make Li2SiO3 from Li2O and SiO2. Li2MnSiO4 single phase was developed by the calcination at 900℃ for 24 hr in Ar atmosphere as the oxidation of Mn2+ was prevented. However, the Li2MnSiO4 was γ -Li2MnSiO4, one of the polymorph of Li2MnSiO4, which could not be used as the cathode materials in Li-ion batteries. By applying the additional low temperature annealing at 400℃, the single phase β -Li2MnSiO4 powder was synthesized successfully through the phase transition from γ to β phase.

A Study of Fabrication and Estimation Passive Matrix Display Using Electronic Bead

We have developed new materials that lead to methyl meth acrylate monomer and styrene monomer to using polymerization method. The materials have a powder form and show liquid behavior. We call the "Electronic Bead". An our experiment, a positive-charged particle has TiO2, polymer and CCA(-), while a negative-charged particle consists of carbon black, polymer and CCA(+). The charged particles have electrical characteristic of white -10 uC/g and black 10 uC/g, respectively. Also, these particles have good fluidity by additive of nano-sized silica. Using these materials, we demonstrated prototype displays that have 320×320 array of pixels and 6-in-diagonal viewable image size, driven by passive-matrix addressing. The reflectivity shows about 30% even though our experiment is at the beginning point. Also, the panel has contrast ratio 6:1. We think there are many chances to improve reflectivity through modifying components of particle resin, mixture ratio of each particle, panel structure and so on.

A Study on Driving Characteristics by Particle-inserting Method in Charged Particle Type Display

We analyzed the movement and response time of charged particles according to particle-inserting methods to understand the variation of quantity of q/m of charged particles, which is a very important factor in electrical and optical characteristics of the charged particle type display, such as lifetime, response time, contrast ratio, reflectivity, etc. For our study we used white and black charged particles of which diameter is 20 ㎛, prepared pieces of ITO(indium tin oxide) coated glass substrate, and formed ribs on the glass substrates. The width of a rib is 30 ㎛ and the cell size is 220 ㎛ × 220 ㎛. As the particle-inserting methods, the white and black charged particles were respectively inserted into a front and a rear panel with a very small electric field and also the mixture of the white and black charged particles were inserted into a rear panel. As a result of the driving characteristics of charged particles, the factors about variation of quantity of q/m according to the particle inserting method was experimentally demonstrate, showing very different driving voltage, response time, the particle movement, etc.
